The innovative Double-Drift Process, thanks to a new doping profile, significantly reduces the effective resistance in the drift region and improves the dynamic performance. The Advanced Planar Strip Layout leads to a more stable and controlled performances, especially at high temperature.

• Operating frequency over 100kHz
• Improved Eoff at elevated temperature
• Minimal tail current
• Low switching and conduction losses
• Anti-parallel diode tailored to topology:
• Ultra Fast (D) for hard switching (UPS, SMPS, PV and Welding)
• Low Drop Soft Recovery (DI) for resonant, quasi-resonant or soft switching (Induction Cooker, Welding)
• Lower Rth (TO-247 LL pack vs TO-247)

• VCE(sat) classified for easy parallel connection
